Designed for frequency doublers from 75 – 110 GHz

The AS4 series of varactor diodes are designed for applications in frequency doublers multiplying frequencies in the range 75 to 110 GHz.  As with the AS3 Series diodes, a transfer substrate process is available which replaces the underlying GaAs substrate with aluminium-nitride in order to improve power handling.  Junction capacitance values from 30 to 50  fF are available.
